Abstract

We present a novel design for a nonlinear quantum cascade laser emitting THz at room temperature. The device is based on a single active region design, providing both a giant nonlinearity optimized for difference frequency generation and ultra-broad optical gain for two distinct mid-infrared wavelengths.
