Abstract

Double-heterostructure superluminescent diodes (SLD's) with stripe lengths between 300 mu m and 1000 mu m have been fabricated. At a current density of 5 ka/cm**2 a reduction of linewidth to 10 nm and a risetime (0-80%) as low as 2 ns can be achieved. The experimental results confirm satisfactorily the theoretical investigations.
