Subthreshold carrier-LO phonon dynamics in semiconductors with intermediate polaron coupling: A purely quantum kinetic relaxation channel

Abstract

Quantum kinetics based on the Dyson equation was used to compare the femtosecond transmission spectra of highly polar CdTe to covalent GaAs contrasting semiclassical kinetics. Due to the Frohlich mechanism, the nonequilibrium heavy holes in CdTe show ultrafast energy redistribution. The subthreshold relaxation is important if the polaron self-energy is comparable to the phonon energy and the conservation of free particle energies is not required.
