Abstract
The small-signal modulation behavior of superluminescent diodes (SLDs) is investigated. The influence of bias current density on small-signal amplitude, light modulation efficiency and 3-db cutoff frequency is discussed. It is shown that an increase of the active region length and of the bias current density of the SLD yields higher modulation bandwidth.
