Narrow-linewidth ingaasp/inp metal-clad ridge-waveguide distributed feedback lasers

Abstract

InGaAsP/InP metal-clad ridge-waveguide distributed feedback lasers with an improved device structure were made by single-step liquid-phase epitaxy. With — 20 nm detuned Bragg wavelength, yL around 1-2 and 0.08-0.1 ¡iin active layer thickness the linewidth of 400-800 /¿m long as-cleaved lasers is as small as 2 MHz at 10-15 mW optical power.
