Abstract
We report on Monte Carlo (MC) simulations aimed at the design and optimization of GaAs-based THz quantum cascade lasers. Results are presented for a GaAs/Al0.15Ga0.85As quantum cascade laser design based on LO phonon scattering depopulation, which operates at 2.8 THz. The obtained electron distribution functions in the subbands and the photoluminescence spectra are compared to experimental results. Also the dependence of the inversion and current density on the applied field is investigated, and the parasitic channels are identified based on the intersubband lifetimes.
