Low-divergence surface-emitting terahertz quantum cascade lasers

Abstract

We investigate surface-emission via a second-order grating in terahertz quantum cascade lasers. We optimize grating design and suppress facet reflectivity with absorbing waveguide edges. Single-mode lasing, small beam divergence, and improved slope efficiency are observed.
