Abstract

Single-mode AlGaInAs/InP VCSELs for the 1.4-2μm wavelength range with sub-mA threshold currents, <1V threshold voltage, >100°C cw operation, single-mode operation with SMSR of 50 dB and modulation bandwidth up to 10Gbit/s are presented.
