N2 - InP-based VCSELs are demonstrated for the 1.3-2µm wavelength range with excellent cw laser performance such as sub-mA threshold currents, 0.9 V threshold voltage, 30-100 Ω series resistance, differential efficiencies >25%, 110°C cw operation, 10Gbit/s modulation bandwidth, stable polarization and single-mode operation.
