Abstract
The self-calibrating procedure for IMPATT diode impedance measurements which uses the device under test in varactor mode as a calibration standard is applied for parameter extraction far below the operating frequency. Correction of the given diode data by optimization with the help of the information gathered from the calibration measurements and a detailed error analysis are features added to the calibration. The procedure is tested in the evaluation of a single drift W-band diode for which the avalanche resonance frequency and the effect of losses are measured.
