Abstract

Buried tunnel junction vertical-cavity surface-emitting lasers for 1.55 μm wavelength are demonstrated with excellent stationary and dynamic lasing characteristics. Transmission experiments with single-mode VCSELs show error-free data transmission at modulation frequencies up to 10 Gbit/s.
