Abstract

InGaAsP-InP metal-clad ridge-waveguide (MCRW) lasers are presented with threshold currents as low as 19 ma ( lambda equals 1. 3 mu m) and 40 ma ( lambda equals 1. 55 mu m). Modulation bandwidths of 6 GHz (analogue modulation) and 8 Gbit/s (NRZ pulse modulation) are obtained and dynamic single mode emission is achieved up to 4 GHz.
