Electrically tunable mid-infrared electroluminescence from graded cascade structures

Abstract

A strong electroluminescence in specially designed graded cascade structures was demonstrated during current injection. A strong Stark shift of the electroluminescence was observed with blueshifts larger than 100 meV. Different regimes of the device operation were distinguished depending on the current. Results indicated that the electroluminescence emission resulted from recombination of holes in AlGaSb quantum wells with electrons occupying two different quantum states in InAs quantum wells.
