Abstract

The InP-based singlemode buried tunnel junction (BTJ)-vertical-cavity surface-emitting lasers (VCSEL) with an emission wavelength of 2.01 μm, continuous wave operation at room temperature and optical output powers of up to 290 μW were demonstrated. The VCSEL represented easy-to-use and low-cost devices well suited for trace gas sensing applications. It was found that the relatively high threshold currents and the low quantum efficiency could be improved by refined design and better process monitoring.
