Above room temperature operation of injectorless quantum-cascade lasers

Abstract

We present an injectorless quantum-cascade laser with significantly reduced threshold-current densities and a maximum operating temperature of 350 K. The wavelength is 10 μm at 77 K and 8.4 μm at 300 K.
