1.9 THz difference-frequency generation in mid-infrared quantum cascade lasers with grating outcouplers

Abstract

We report terahertz quantum cascade laser sources based on intra-cavity differencefrequency generation. Devices are processed into double-metal waveguides with surface-grating outcouplers. Over 40 μW of power output at 1.9 THz is produced at room temperature.
